Skyworks siliconSchottkydiodechipsareintended foruse as detectorand mixerdevices inhybridintegratedcircuitsat frequencies from below 100 MHz tohigher than40 GHz. Skyworks “UniversalChip”designfeaturesa 4-mil-diameter bond pad thatisoffsetfrom thesemiconductorjunction preventingdamage totheactivejunction as a resultof wirebonding. As power-sensingdetectors,theseSchottky diode chipsallhave thesame voltage sensitivityso long as theoutputvideoimped - ance ismuc h higherthanthevideo resistanceofthediode. Figure 1 show s the expecteddetectedvoltagesensitivityas a functionofRFsourceimpedance inan untuned circuit.Notethat sensitivityissubstantiallyincreased by transforming thesource impedance from 50 Ω to highervalues.Maximum sensitivity occurswhen thesourceimpedance equalsthe video resistance. Ina detectorcircuitoperatingatzerobias,depending on the videoloadimpedance,a ZBD device w ithR V lessthan10 k Ω may be more sensitivethan a low-barrierdiodewithR V greater than10 0 k Ω.Applying forward biasreduces thediodevideo resistanceas shown inFigure 2. Low ervideoresistance also increasesthevideobandwidthbutdoes notincrease voltage sensitivity,as show n inFigure3.Biased Schottky diodes have bettertemperaturestability and alsomay be used in temperature compensated detectorcircuits. P-typeSchottkydiodesgeneratelower1/F noise and are preferredforDoppler m ixersand biaseddetectorapplications. The bond pad fortheP-typeSchottkydiodeisthecathode.
